Electrically conductive die attach epoxy with high glass transition temperature

Master Bond EP17HTS-DA is a new one component, no mix, die attach epoxy which is electrically conductive and resists high temperatures. It is a silver filled system. Typically, glass transition temperature diminishes with the addition of a filler like silver. However, with this special formulation, a high Tg of 140C to 150C is sustained, and it passes MIL-STD-883J thermal stability requirements at 200C.

The epoxy's strength profile is also distinctly robust with a die shear strength of 35-40kg-f at room temperature. The epoxy satisfies NASA low outgassing specifications, and its service temperature extends from -80F to 550F. The epoxy has a low volume resistivity of less than 0.005Ohm-cm and also functions well as a heat conductor.

The epoxy is a thixotropic paste and can be effortlessly dispensed manually or via automated dispensing systems. This compound is not premixed and frozen, providing has an unlimited working life at room temperature. It needs a heat cure of 300F for two to three hours, followed by post-curing at 350F for one to two hours.

This product bonds well to many substrates incorporating ceramics, metals, and plastics. It is recommended for applications where low volume resistivity and high temperature resistance is needed. The epoxy is offered in syringes and glass jars, in sizes ranging from 20g to several pounds.
