Guerrilla RF has introduced the company’s first two InGaP HBT power amplifier products. Both devices deliver 60% saturated efficiency, with high gain and high output power. This makes them an excellent choice for the final stage of applicable transmit chains.

GRF5504 is a high efficiency power amplifier that achieves up to 3.5W at Psat, with Vcc set to 5V and a low Iccq of 120mA. PAE at Psat is approximately 64% and the device can be tuned over a variety of frequencies from around 400MHz to 500MHz, with typical fractional bandwidths of 3% to 5%.

GRF5509 is another high-efficiency power amplifier that provides 4W OP1dB, with Psat approaching 5W with Vcc at 5V and a low Iccq of 125mA. PAE at Psat is 58% and this part can be tuned over a variety of frequencies from around 700MHz to 1000MHz, with typical fractional bandwidths of 3% to 5%.

Both devices are provided in a QFN-16 package (3mm x 3mm), with identical pinouts and flexible biasing for both voltage and current.

“Guerrilla RF is proud to introduce our first InGap HBT power amplifiers to the market. The industry-leading saturated efficiency and high output power address a need for cost-effective discrete solutions that deliver strong, consistent performance over flexible operating conditions. These amplifiers provide exceptional and consistent performance at very competitive prices,” said Ryan Pratt, CEO and founder of Guerrilla RF.

He continued: “The GRF5504 and GRF55094 are our initial power amplifier product offerings utilizing InGaP HBT. We’re also very excited about the introduction of our other InGaP HBT power amplifier products. Stay tuned during the next 12 months for additional announcements regarding these new PA products.”
