Trench-gate field-stop IGBTs save more energy and increase reliability

The new STMicroelectronics M-series 1200V IGBT family is now available from Farnell element14. The devices feature advanced trench-gate field-stop technology designed to save more energy and increase reliability. They are particularly suitable for use in hard-switching circuits operating at up to 20kHz. The devices feature highly-optimised conduction and turn-off characteristics, as well as low turn-on losses. The range also offers increased maximum operating temperature of 175C, a wide safe operating area (SOA) with latch-up free operation and short-circuit withstand time of 10µs at 150C to ensure rugged performance in harsh ambient and electrical environments.
