Ultrafast rectifiers reduce conduction and switching losses

Vishay Intertechnology, Inc has released 15 new FRED Pt Gen 5 600V and 1200V Hyperfast and Ultrafast rectifiers in the compact SOT-227 package. Providing the best conduction and switching loss trade-off for devices in their class, the rectifiers are created to better the efficiency of high-frequency converters and soft-switched or resonant designs.

Matched to function with MOSFETs or high-speed IGBTs, the devices are optimised for PFC and output rectification stages for EV/HEV battery charging stations, booster stages for solar inverters, and UPS. The rectifiers provide lower conduction losses than past generation devices for these applications while keeping reverse recovery losses low. Also, the semiconductor in the SOT-227 package is isolated from the copper base plate, providing for common heatsinks and compact assemblies to be built.

The devices provide a current capability of 30A at 600V in the single-phase bridge configuration and 60A to 300A at 600V and 1200V in the dual-diode configuration. The rectifiers are offered in X-type Hyperfast and H-type Ultrafast speed classes, with H-type devices providing the advantage of lower conduction losses and X-type devices supplying faster recovery times. The components deliver high-temperature operation to +175C.
