GaN power amplifier available in compact dimensions

The Qorvo QPA1022D 4W GaN Power Amplifier is fabricated on the company's production 0.15µm GaN on SiC process (QGaN15). The device, available now from Mouser, features >4W of saturated output power and 24dB of large-signal gain while delivering >40% power-added efficiency. Furthermore, the device has an 8.5GHz to 11GHz frequency range and is matched to 50Ohm with integrated DC blocking capacitors at RF output and DC grounded input port.

The amplifier offers a built-in power detector for system RF power checking. The amplifier is available in a compact dimension of 2.65mm x 1.25mm x 0.1mm and can support tight lattice spacing demands for phased array radar applications.

The device is suitable for radar, electronic defence and communications applications.
